제목 Kinetic study on reversible addition-fragmentation chain transfer (RAFT) process for copolymerization of three methacrylate monomers
초록 Reversible addition-fragmentation transfer (RAFT) polymerization, one of well-known living polymerizations, yields a product with designed molecular weight, low molecular weight distribution, and well defined structure. Kinetic study on RAFT process of copolymerization system is important because the ratio of monomers in a polymer chain affects the property of the polymer, and every chain in RAFT polymerization system grows simultaneously. In this study, ArF photoresist composed of three different methacrylate monomers with different functions was synthesized via RAFT polymerization using 2-cyanopropyl dithionaphthalate (CPDN) as a chain transfer agent (CTA). The conversion of each monomer was measured by 1H-NMR, and molecular weight and PDI of polymer were checked by GPC. The effects of several factors including the initial ratio of monomers and the ratio of CTA to monomers or initiator on kinetics of monomers were checked.
