구리 필러의 표면처리와 PMMA 비드 첨가에 따른 Cu/Epoxy 복합재료의 열전도도 향상

질산 처리와 실란 커플링제 처리를 한 덴드라이트 형태의 구리 필러를 에폭시 매트릭스와 혼합하여 복합재료를 제조하여 열전도도와 표면저항을 고찰하였다. 열전도도는 guarded heat flow meter 법을 이용하여 측정하였다. 질산 처리에 의한 구리 표면의 산화물 제거에 의하여 복합재료의 열전도도는 증가하였으며 표면저항은 감소하였다. 구리 표면에 존재하는 낮은 열전도도와 전기전도도를 가지는 구리 산화물이 복합재료의 열저항과 전기저항을 증가시키는 것을 확인하였다. 동일한 구리 필러 함량에서 폴리메틸메타아크릴레이트(PMMA) 비드를 첨가하였을 때 복합재료의 열전도도가 향상되었으며, 이는 PMMA 비드 도입에 의하여 덴드라이트 형태의 구리 필러가 상대적으로 접촉이 용이한 구조가 형성되기 때문으로 추정된다. 50 wt%의 구리 필러를 포함하고 PMMA 비드/(PMMA 비드+에폭시)의 비율이 12.5%인 에폭시 복합재료는 0.65W/mK의 열전도도를 보여 비드를 포함하지 않은 복합재료에 비해 열전도도가 41% 향상하였다.
Thermal conductivity and surface resistance of epoxy-based composites with dendritic Cu fillers with different surface treatments have been investigated. Thermal conductivity of the composites was measured by a guarded heat flow meter method. Thermal conductivity increased when the Cu fillers were treated by HNO3 and 3-aminopropyltrimethoxysilane (APTMS). A parallel study on the effect of incorporation of PMMA beads in epoxy matrix was also carried out. PMMA beads led a good contact between Cu fillers and improved the thermal conductivity of the composites for all filler concentrations. The incorporation of 12.5% of PMMA bead/(PMMA bead + epoxy) at Cu filler content of 50 wt% resulted in 0.65 W/mK of thermal conductivity, which is 41% increase compared to the epoxy-based composites without PMMA beads. This paper provides a simple and economical way to produce thermally conductive polymer composites.
